The QPD1003 from Qorvo is a 500 W (P3dB) internally matched discrete GaN on SiC HEMT that operates from 1.2 to 1.4 GHz. This L-Band 500 watt amplifier requires a 50 V rail supply and is internally matched to 50 ohms. It can operate in both linear and pulsed modes, making it ideal for military and civilian radars. The QPD1003 meets the performance needs of high-power phased arrays such as Active Electronic Scanned Array (AESA) radars, which operate in the 1.2 to 1.4 GHz frequency range. These systems require PAs that operate at maximum efficiency resulting in low heat generation in demanding environmental conditions. The amplifier is available in an industry standard air cavity package.
