The CHK025A-SOA from UMS is a GaN Transistor that operates up to 4.5 GHz. It provides an output power of 30 W and a gain of 16 dB with a PAE of 60% @ 4 GHz. The transistor is available as a ceramic-metal flange power package and is ideal for multi-purpose applications such as radar and telecommunications. The CHK025A-SOA is developed on a 0.5µm gate length GaN HEMT process and requires external matching circuitry.
