1.8GHz High Output 23dB Gain Power Doubler Hybrid
The QPA3314 from Qorvo is a Hybrid Power Doubler Amplifier Module that operates from 45 to 1795 MHz. It uses GaAs/GaN dies to provide a gain of 23 dB with exceptional linearity and return loss performance with low noise and optimal reliability. This amplifier requires a DC supply of 24 V and consumes 520 mA of current. It is available in a SOT-115J package and is ideal for DOCSIS 4.0 CATV nodes and DOSIS 4.0 amplifiers applications.
2.4GHz Wi-Fi 7 Low Power Front End Module
The QPF4239 from Qorvo is a Wi-Fi 7 (802.11be) Front-End Module (FEM) that operates from 2412 to 2484 MHz. It consists of a 2.4 GHz power amplifier (PA), single pole two throw switch (SP2T), and by-passable low noise amplifier (LNA). This FEM also has an RF output coupler and a broad-range, constant slope voltage logarithmic power detector for application feedback.
In the Tx path, it delivers an output power of 19 dBm with a gain of 30 dB while on the Rx side, it provides a gain of 15.5 dB and has a noise figure of 1.7 dB. 1.7-2.7GHz Dual-Channel Rx DVGA
The QPB9351 from Qorvo is a Receiver Front End Module that operates from 1.7 to 2.7 GHz. It has integrated first-stage low noise amplifiers (LNA) and digital step attenuators (DSA) with a second-stage LNA in a dual-channel configuration. The LNAs utilize Qorvo’s high-performance E-pHEMT process and deliver a gain of 16.5 dB and a noise figure of 0.4 dB for the first stage . At the second stage they deliver a gain of 20 dB with a noise figure of 2.4 dB and the DSA, implementing gain control with a range of 31 dB in 1 dB steps. 2-18 Ghz 10W Transmit / Receive Module
The QPF0219 from Qorvo is a Tx/Rx Front-End Module that operates from 2 to 18 GHz. It consists of a T/R switch, a limiter, a low-noise amplifier, and a power amplifier. In Tx mode, it delivers saturated power of 10 W with a gain of 14 dB and a PAE of 20% while in Rx mode, it provides a gain of 14 dB with a noise figure of 4 dB. The power amplifier and Tx/Rx switch in the FEM are based on GaN-on-SiC technology while the limiter and LNA are based on GaAs technology. It requires DC supplies of 22 V (for Tx) and 5 V (for Rx) and consumes 1680 mA of current during transmission (Tx). The QPA9822 from Qorvo is a Linear Pre-Driver Amplifier that operates from 3.3 to 4.2 GHz. It provides a gain of 39 dB with a noise figure of 4.5 dB and has an output P1dB of 28 dBm. This amplifier is designed to handle wideband 5G NR instantaneous signal bandwidths, making it ideal for m-MIMO applications. It has external bias control capability for linearity optimization, a DC power shutdown feature and fast Enable/Disable for TDD operation. This amplifier requires a DC supply of 5 V and consumes 140 mA of current. The QPA0015 from Qorvo is a GaN Power Amplifier that operates from 13.75 to 14.5 GHz. It delivers an output power of 39 dBm (8 W) with a gain of 35 dB and a power-added efficiency (PAE) of 32%. This power amplifier has a return loss of 15 dB (input) & 6 dB (output) and an IM3 of -25 dBc. It is fabricated using Qorvo's production 0.15 μm GaN-on-SiC process (QGaN15) and has on-chip blocking capacitors following the DC grounds on the input and output ports.
This amplifier requires a DC supply of 24 V and consumes 195 mA of current. It is available in a package that measures 7.0 x 4.5 x 2.45 mm and is ideal for satellite communications, radar and datalink applications.
13.75-14.5 GHz, 15 W GaN Power Amplifier
The QPA0016 from Qorvo is a GaN MMICPower Amplifier that operates from 13.75 to 14.5 GHz. It delivers an output power of 15 W (~42 dBm) with a small signal gain of 35 dB and a power-added efficiency (PAE) of 32%. This amplifier is fabricated using Qorvo's production 0.15 µm GaN-on-SiC process (QGaN15) and has third-order intermodulation distortion products of 25 dBc. It is fully matched to 50 ohms with DC-grounded I/O ports to simplify system integration and provide optimum ESD performance. The amplifier has on-chip blocking capacitors following the DC ground on the input and output ports and is 100% DC and RF tested to ensure compliance with electrical specifications. It requires a DC supply of 24 V and draws a drain current (Quiescent) of 259 mA.
