Teledyne e2v Launches Radiation-Tolerant High-Power Limiter from 10 MHz to 6 GHz

Teledyne e2v Hirel Electronics, a company that offers high-performance, high-reliability semiconductor solutions for critical functions of the complete signal chain, has introduced TDLM06100, a high-power MMIC low threshold RF limiter. This limiter has been designed in a rugged package that meets radiation-hard ratings of space environments, making it suitable for high-reliability space-borne applications. It operates over a wide frequency range from 10 MHz to 6 GHz.

The TDLM06100 is a monolithic solution that is manufactured on a ruggedized process, offering the performance of GaAs with the economy and integration of conventional CMOS. This limiter can handle a high pulsed input power of up to 100 W (50 dBm) and allows users to adjust the threshold of power limits. It can withstand a total ionizing dose of 100 kRad while ensuring maximum power protection with unbiased conditions. This limiter is qualified for space and extreme launch conditions (thermal cycling).

Unlike traditional PIN diode solutions, the TDLM06100 achieves an adjustable input 1dB compression point or limiting threshold via a low current control voltage, which eliminates the need for external bias components such as DC blocking capacitors, RF choke inductors and bias resistors.

This high-power limiter delivers low insertion loss and high linearity under non-limiting power levels and extremely fast response time in a limiting event, ensuring protection of sensitive circuitry. It also offers excellent ESD rating and ESD protection.

The TDLM06100 is designed in a hermetically-sealed, ceramic land grid array (LGA) package for robustness and is ideally suited for satellite transceivers and antennas, sensitive orbital T/R modules, and radar applications. Teledyne is currently offering flight-packaged devices. The devices are shipped from Teledyne’s QML certified/trusted Milpitas, CA facility.
