The ICP0349 from Microchip is a 2-Stage Power Amplifier MMIC that operates from 2.7 to 3.5 GHz. It delivers an output power of 70 W with a small signal gain of 26.5 dB and has a power-added efficiency (PAE) of 60%. The amplifier is fabricated on a 0.25um GaN-on-SiC process and has integrated DC blocking capacitors. It requires a DC supply of 28 V and consumes 200 mA of current. This amplifier is available in a QFN package that measures 7.00 x 7.00 x 0.85 mm and is suitable for use in commercial radars, aerospace and defense applications.
