The RRC94030-10 from RFHIC is X-band GaN Hybrid Power Amplifier that operates from 9.3 to 9.5 GHz. The amplifier provides 20 W of output power with a 15 dB of gain and a PAE of 35%. It is based on RFHIC’s gallium-nitride gallium-nitride (GaN) on silicon carbide (SiC) high-electron-mobility (HEMT) technology, resulting in higher breakdown voltage, wider bandwidth, and higher efficiency. The amplifier achieves a duty of 10% and a pulse width of 100 us. Both RF ports have integrated DC blocking capacitors and are fully matched to 50 Ohms. This hybrid amplifier is available in a surface mount package which measures 20.5 x 15 x 4.8 mm. It has been developed for weather radars, air traffic control radars, missile tracking radars and other x-band radars.
