The T04 3S4C-G1-P1 from Teledyne Scientific and Imaging is a Three-Gain-Stage SSPA that operates from 190 to 245 GHz. It delivers a saturated RF power of 50 - 70 mW with a gain of more than 23 dB and has a PAE of 3 – 4.5%. This MMIC amplifier is built using 250 nm InP HBT with no DC blocking capacitors between the MMIC and RF pads. The SSPA is available as a die that measures 1.92 × 0.80 mm and has a DC power dissipation of 1.6 W.
