Ampleon has introduced an asymmetric Doherty RF power transistor that operates at frequencies from 2620 MHz to 2690 MHz. It delivers an output power of 400 W (at 5 dB compression) with a gain of 14 dB and a drain efficiency of 58% in a compact GaN packaging. The C4H27P400A offers broadband operation for base station applications and multi-carrier systems over this operating frequency range.
This RF transistor exhibits excellent digital pre-distortion capability and has lower output capacitance for improved performance in Doherty applications. It is also internally-matched for ease of use in a plastic package. This Doherty transistor requires a DC supply and consumes 150 mA of current.
