The CHA6262-99F from United Monolithic Semiconductors (UMS) is a Three-Stage Power Amplifier MMIC that operates from 17.3 to 21.5 GHz. It delivers a saturated output power of 4 W (~36 dBm) with a linear gain of 30 dB and has a Power Added Efficiency (PAE) of 36%. This amplifier IC is manufactured on UMS’ proprietary 0.15um GaN-on-SiC HEMT technology. It requires a DC supply of 18 V and consumes less than 182 mA of current. This RoHS-compliant PA is available as a bare die that measures 3.55 x 2.24 mm and has been developed for space applications.
