The AFT05MS003N from Freescale is a LDMOS transistor that operates from 136 MHz to 941 MHz. It provides an output power of 3 W with 75% drain efficiency and a gain up to 17 dB. The transistor can be operated at 3.6 or 7.5 V and is targeted for applications where power for radio range and efficiency for battery life are key design requirements.
